氧化镓制备
1.向三氯化镓GaCl3的热水溶液中加NaHCO3的高浓热水溶液,煮沸到镓的氢氧化物全部沉淀出来为止。用热水洗涤沉淀至没有Cl-为止,在600℃以上煅烧则得到β-Ga2O3。残留NH4Cl时,在250℃就和Ga2O3反应,生成挥发性GaCl3。
2.这是高纯Ga2O3的制法。以高纯金属Ga为阳极,溶解于5%~20%H2SO4溶液里,向溶液加氨水,冷却,将Ga(NH4)(SO4)2反复结晶,在105℃干燥,在过量氧的条件下在800℃灼烧2h,则得到纯度为9999%~99.9999%的产品。
3.称取1kg99.9999%的高纯镓放入三颈烧瓶中,加入高纯硝酸,使镓全部溶解,然后过滤,滤液倒入三颈烧瓶中,移至电炉上蒸发(在通风橱中进行),浓缩到接近结晶时,将溶液移置于大号蒸发皿中蒸发至干。将蒸干的Ga(NO3)3放在马弗炉中进行灼烧,温度控制在550℃,灼烧5h,待冷却后取出成品,得1.2kg高纯氧化镓。
