锗粉制备

1.工业生产有坩埚直拉法和悬浮区熔法。坩埚直拉法 拉晶前先将设备各部件、合金石英坩埚、高纯锗和籽晶进行清洁处理。将高纯锗经配料和掺杂,加入单晶炉的合金石英坩埚中,再经抽真空、熔化,在流通的氩气气氛下,人工引晶放肩和收尾。晶体的等径生长过程中,需根据情况适当调节功率,使其获得直径均匀的产品。经检测、称量,制得锗单晶成品。

可由二氧化锗用碳还原,再经冶炼制得。

2.将二氧化锗粉末装满石英盘,放于石英制反应管中。将反应管放入长度为石英盘的2~2.5倍的管式电炉的中心部位进行加热,送入精制氢气,升温至600℃±5℃。对100g的GeO2以2~2.5mL/min的速度通入氢气,经3~4h即可还原完毕。再升温至1000℃±10℃,经约30min,使细粉状的Ge熔融,然后将电炉以6mm/min的速度向氢出口方向移动。在石英盘内,锗从一端开始凝固,由于分凝离析效应,杂质在另一端被浓缩。
3. 工业生产采有坩埚直接法和悬浮区熔法。
